Effect and mechanism of oxidant on alkaline chemical mechanical polishing of gallium nitride thin films

Yebo Zhu et al.

Summary: The study found that the efficiency of CMP of GaN is significantly affected by the pH values and concentrations of oxidants in alkaline slurry. Oxone, H2O2, and K2SO8 have different optimal CMP efficiencies at different pH values. Mixed oxidant of H2O2 and K2S2O8 shows better efficiency in CMP compared to using either H2O2 or K2S2O8 alone.

Unraveling the surface behavior of amino acids on Cu wiring in chemical mechanical polishing of barrier layers: A combination of experiments and ReaxFF MD

Tengda Ma et al.

Summary: The study on the surface action mechanisms of amino acids on copper shows that they can effectively complex copper ions and generate composite films to prevent local corrosion on copper surface. Slurries containing sarcosine exhibit the best balance between complexation ability and corrosion inhibition effect, leading to improved surface morphology of copper.

Xinbo Zhang et al.

Summary: This study aimed to clarify the combined effect of a complexing agent (NTA) and an inhibitor (TT-LYK) in the development of polishing slurries with excellent performances. Experimental and analytical results demonstrated that NTA is an effective copper complexing agent, while TT-LYK has a better corrosion inhibition effect under static conditions. Various analyses and simulations revealed the influences and interaction mechanisms of the two on the copper surface.

L-Alanine methyl ester nitrate ionic liquid: synthesis, characterization and anti-corrosive application

Ruby Aslam et al.

Summary: The study investigated the corrosion inhibition effect of amino acid-based ionic liquid on mild steel in 1 M HCl. The results showed that the inhibition efficiency increased with higher inhibitor concentration and temperature, with water-repelling properties and protective capabilities. The electronic properties of the IL were explored through density functional theory, highlighting sites susceptible to electron sharing, and molecular dynamics simulation supported the spontaneous interaction of the inhibitor onto the steel surface.
