Low-Frequency-Noise Spectroscopy of TaOx-based Resistive Switching Memory

Resistive Switching in a MoSe2-Based Memory Device Investigated Using Conductance Noise Spectroscopy

Summary: RRAM devices have shown promising potential for future memory and logic applications, with resistive switching mechanisms still being debated. This study provides a systematic investigation on resistive switching in a MoSe2-based nonvolatile bipolar memory device, revealing its retention capacity and cycle endurances in both low and high resistive states. The low-frequency conductance noise spectroscopy shows 1/f noise characteristics in the low resistive state and 1/f(2) behavior in the high resistive state, indicating the presence of random telegraphic noise. Stochastic analysis confirms that the enhanced random telegraphic noise originates from trap-assisted tunneling in the MoSe2@PMMA matrix.
