Defects and Reliability of GaN-Based LEDs: Review and Perspectives

Matteo Buffolo et al.

Summary: This paper reviews the main factors and mechanisms that limit the reliability of gallium nitride (GaN)-based light-emitting diodes (LEDs). It provides an overview of the relevant defects characterization techniques for wide-bandgap diodes, and presents a catalogue of traps and deep levels in GaN along with computer-aided simulations to identify the defects that negatively affect the radiative efficiency of the devices. The paper also analyzes gradual degradation mechanisms and examines the commonly used lifetime estimation methods and standards for solid-state luminaires. Additionally, it discusses the typical degradation and failure mechanisms exhibited by LEDs under electrical overstress.

Enhanced luminescence property of GaN-based LEDs with p-InGaN cap layer grown on p-GaN surface

Lin Shang et al.

Summary: By growing a p-In0.06Ga0.94N cap layer, the light output power of LEDs can be enhanced and the operating voltage can be decreased. Improvements in light extraction efficiency and lower contact resistence contribute to these enhancements.

Defect incorporation in In-containing layers and quantum wells: experimental analysis via deep level profiling and optical spectroscopy

F. Piva et al.

Summary: Recent studies have shown that the performance of InGaN/GaN LEDs can be improved by inserting an InGaN underlayer. The underlayer helps reduce the density of non-radiative recombination centers in the quantum well, limiting the propagation of defects towards the QWs. Experimental data supports this hypothesis and provides insights into the properties of related traps.

Quantum-confined Stark effect and mechanisms of its screening in InGaN/GaN light-emitting diodes with a tunnel junction

K. Pieniak et al.

Summary: This study investigates the impact of injected current on the screening of the built-in electric field in LEDs, revealing that in LEDs with narrow quantum wells, a large portion of built-in field remains even at high injection currents, while in LEDs with wide quantum wells, the electric field is fully screened even at the lowest currents.
