Non-contact grinding/thinning of silicon carbide wafer by pure EDM using a rotary cup wheel electrode

The response mechanism of hard, brittle crystalline SiC material to pulse conditions was elucidated through experiments and simulation, while the material removal behavior, grinding stability, surface integrity, and wafer shape accuracy were comprehensively investigated under various conditions.

Controllable material removal behavior of 6H-SiC wafer in nanoscale polishing

Summary: In this study, the interaction between diamond abrasives and the 6H-SiC wafer surface during ultra-precision polishing was analyzed through experiments and molecular dynamics simulations. It was found that controlling material removal uniformity and restricting abrasive cutting depth to tens of nanometers or less can achieve a smooth, scratch-free and almost damage-free wafer surface. These findings provide insights into the importance of controlling material removal uniformity in nanoscale manufacturing processes.

High-Speed Etching of Silicon Carbide Wafer Using High-Pressure SF6 Plasma

Summary: Plasma etching with high-pressure SF6 plasma is proposed as a method for thinning SiC wafers without crystallographic damages. The removal rate is primarily influenced by power density and relatively unaffected by parameters such as processing gap and gas flow rate. An increase in radio frequency power can achieve high-speed etching of SiC wafers, with the potential to thin a 2-inch wafer to approximately 100 mu m in just 20 minutes.

Stress/strain characterization in electronic packaging by micro-Raman spectroscopy: A review

Summary: This review presents the applications of micro-Raman spectroscopy in characterizing residual strain and stress in electronic packaging, highlighting its nondestructive and high spatial resolution features. A comparison with other measurement techniques is illustrated, along with discussions on the basics of micro-Raman spectroscopy in stress/strain measurement and recent progress in residual stress evaluation. Two case studies on electronic packaging are presented, and challenges for future development are discussed.

Study on the Mechanism of Solid-Phase Oxidant Action in Tribochemical Mechanical Polishing of SiC Single Crystal Substrate

Summary: The research found that all solid-phase oxidants, except NaOH, could decompose to produce oxygen under friction, leading to complex tribochemical reactions with SiC and the formation of SiO2 oxide layers. Polishing with NaOH resulted in the highest surface material removal rate (MRR) due to the generation of SiO2 oxide layers and soluble Na2SiO3 on the SiC surface. On the other hand, the lowest MRR was achieved after dry polishing of SiC with KClO3.

Optimisation of Lapping Process Parameters for Single-Crystal 4H-SiC Using Orthogonal Experiments and Grey Relational Analysis

Ultra-precision grinding of 4H-SiC wafer by PAV/PF composite sol-gel diamond wheel

Summary: The study proposed a PVA/PF composite sol-gel diamond wheel to eliminate deep scratches on the 4H-SiC wafer surface in the grinding process. By shearing and dispersing diamond and fillers in the composite sol glue, freezing at low temperature, and sintering, a higher strength and better hardness uniformity sol-gel diamond wheel was obtained. Grinding experiments showed that using the sol-gel diamond wheel resulted in better surface quality and uniformity compared to using a hot pressing diamond wheel.
