Silicon-Interconnect Fabric for Fine-Pitch (≤ 10 μm) Heterogeneous Integration

Summary: The article presents the silicon-interconnect fabric (Si-IF) technology as a superior alternative to traditional printed circuit boards (PCBs) for enhancing system scaling and integration. This technology enables tight integration with small interdie spacings and fine-pitch interconnects, resulting in low latency and high data rates for data transmission. The novel assembly technique using solder-less direct metal-metal thermal compression bonding allows for a significant increase in data bandwidth, decrease in latency, and reduction in energy consumption compared to existing integration schemes.

Low-Temperature (260 °C) Solderless Cu-Cu Bonding for Fine-Pitch 3-D Packaging and Heterogeneous Integration

Summary: In this study, low-temperature solderless Cu-Cu bonding was achieved by preparing an oxidation-free Cu surface using an optimized N-2 plasma process. The bonded interface quality was evaluated, with a maximum shear strength of 62.6 MPa obtained, demonstrating significantly improved Cu-Cu bonding quality compared to previous studies.

Summary: Emerging high-performance computing systems are driving down off-chip interconnection pitch to below 10 microns, pushing the limits of existing Cu-pillar with solder-cap technology. The development of an all-Cu interconnection is needed to bridge the gap between existing technologies and enable chip-to-substrate Cu-Cu interconnections. This paper presents the continued development of a nanoporous-Cu cap technology for all-Cu interconnections at the C2S level.
