Radiation Effects in AlGaN/GaN HEMTs

Summary: An overview is presented of the effects of displacement damage, total-ionizing dose, and single-event effects in AlGaN/GaN HEMTs. High-fluence proton-induced displacement damage creates defects in the crystal structure. The response of DD/TID is strongly affected by the bias applied during irradiation. GaN-based HEMTs are particularly vulnerable to single-event effects, especially single-event burnout. Significant device-to-device variations in single-event burnout response exist in space systems.

Thermo-mechanical aspects of gamma irradiation effects on GaN HEMTs

Summary: This study investigates the thermal and mechanical responses of depletion mode GaN high electron mobility transistors exposed to gamma radiation. Lower doses of radiation improve electrical properties, but degradation initiates at about 10^6 rads. At the highest dose, there is a decrease in saturation current and transconductance, and a notable increase in leakage current. The temperature increases by 40% and mechanical stress increases by a factor of three at a dose of 10^7 rads. Mechanical stress is concentrated in the gate region, while thermal degradation is more uniform. The presence of localized stress may increase vulnerability to radiation damage and promote leakage current.

GaN-based power devices: Physics, reliability, and perspectives

Research is focusing on vertical device architectures and three-dimensional structures, like fin-shaped, trench-structured, and nanowire-based structures, which show great potential for high power/high-voltage operation.

Unravelling the secrets of the resistance of GaN to strongly ionising radiation

Summary: This study demonstrates that recrystallization induced by swift heavy ions is the key mechanism behind the observed resistance in GaN. Atomistic simulations predict and reveal the significant reduction in expected damage levels, with excellent agreement between simulation and experiment. The developed modeling scheme is expected to improve the design and test of future radiation-resistant GaN-based devices.

Effects of gamma irradiation on GaN high-electron-mobility transistors characterized by the voltage-transient method

Summary: The effects of gamma irradiation on the electrical and trapping properties of AlGaN/GaN HEMTs were investigated. It was found that the electrical properties of the device changed after irradiation, and three traps were identified in the device. The density of traps decreased, and the time constants and energy levels of the traps were reduced after irradiation.
