Investigation of Modulation Bandwidth of InGaN Green Micro-LEDs by Varying Quantum Barrier Thickness

Summary: In this study, InGaN-based micro-LEDs with different thicknesses of quantum barrier (QB) were fabricated to investigate the influence of quantum-confined Stark effect (QCSE). The results showed that reducing the QB thickness can decrease QCSE, but also lead to a decrease in external quantum efficiency (EQE). The calculated modulation bandwidth was in good agreement with the measured value.

Overcoming anomalous suppression of m-plane AlGaN growth by molecular-beam epitaxy using indium as a surfactant

Summary: Anomalous growth rate reduction and composition divergence are observed in m-plane AlGaN grown at low temperature with increasing aluminum flux. Indium surfactant assisted epitaxy (ISAE) significantly mitigates these effects, enabling high-quality AlGaN growth at 565°C. The phenomena are attributed to the loss of nitrogen and gallium due to aluminum adatoms site-blocking effects, and can be reduced by TEM imaging of high-quality (In)AlGaN/InGaN MQWs.

Reducing the diameter of LED chips can increase the peak external quantum efficiency (EQE) and peak EQE current density, but it may also lead to longer wavelength emission and larger full-width at half-maximum (FWHM) in LEDs with smaller chip sizes due to self-heating effect at high current injection.

Designs of InGaN Micro-LED Structure for Improving Quantum Efficiency at Low Current Density

Summary: A comprehensive numerical study on the operating behavior and physical mechanism of nitride micro-LED at low current density has been conducted, showing that reducing the number of quantum wells in the active region can enhance carrier matching and radiative recombination rate, leading to higher quantum efficiency and output power. The effectiveness of the electron blocking layer (EBL) for micro-LED is discussed, and it is found that removing the EBL can significantly improve electron confinement and hole injection, thereby enhancing the emission of micro-LED at low current density.
