A Novel Structure and Operation Scheme of Vertical Channel NAND Flash with Ferroelectric Memory for Multi String Operations

Summary: This study presented an operation method for a proposed ferroelectric memory structure to overcome limitations of existing Charge Trap Flash (CTF) memory, successfully achieving selective program operation by adjusting channel hole density. Through device simulation, it was confirmed that the proposed method can easily suppress program operation and selectively charge the channel hole. This innovative approach allows for targeted programming while minimizing unwanted voltage levels in adjacent cells.
