Variable temperature probing of minority carrier transport and optical properties in p-Ga2O3

Sushrut Modak et al.

Summary: Electron beam-induced current was used to measure the minority carrier diffusion length in p-Ga2O3 thin films grown through metal-organic chemical vapor deposition at temperatures ranging from 304 to 404 K. The diffusion length of electrons decreased as the temperature increased. Additionally, cathodoluminescence emission spectroscopy identified optical signatures of acceptor levels associated with the V-Ga(-)-V-O(++) defect complex. The activation energies for the decrease in diffusion length and the quenching of cathodoluminescence emission with increasing temperature were attributed to the thermal de-trapping of electrons from the V-Ga(-)-V-O(++) defect complexes.

Experimental estimation of electron-hole pair creation energy in β-Ga2O3

E. B. Yakimov et al.

Summary: The applicability of using Electron Beam Induced Current (EBIC) measurements on Schottky barriers to obtain the mean electron-hole pair creation energy in beta-Ga2O3 has been demonstrated. When combined with Monte Carlo simulation, this approach yielded consistent data sets for Si, GaN, and 4H-SiC, in agreement with empirical expressions proposed for various semiconductors. The method was then successfully applied to beta-Ga2O3, where complications related to hole trapping in the material were carefully addressed, resulting in a mean electron-hole pair energy formation of 15.6eV, in reasonable agreement with predicted values.

Computational Fermi level engineering and doping-type conversion of Mg:Ga2O3 via three-step synthesis process

Summary: Gallium oxide (Ga2O3) is actively researched for various applications due to its unique properties, with successful n-type doping but challenges in achieving p-type doping. Adjustment of the Fermi level position is crucial for device optimization. Simulation results suggest that hydrogen-assisted annealing can facilitate the conversion of Ga2O3 to a net p-type regime, showing potential for improved device performance.
