Study on the effect of size on InGaN red micro-LEDs

Wafer-scale monolithic integration of full-colour micro-LED display using MoS2 transistor

Summary: This paper presents a novel fabrication method for the integration of transition metal dichalcogenides with compound semiconductors, which is compatible with a batch microfabrication process. The authors demonstrate the synthesis of a thin film of molybdenum disulfide on a gallium-nitride-based epitaxial wafer, which is then used to form a thin film transistor array. This transistor array is subsequently integrated with micro-light-emitting-diode devices to create an active matrix micro-LED display. The authors also show a simple approach for obtaining red and green colors through the printing of quantum dots on a blue micro-LED, enabling the scalable fabrication of full-color micro-LED displays.

Quantum dot-integrated GaN light-emitting diodes with resolution beyond the retinal limit

Summary: Near-eye display technology is rapidly growing due to the emergence of augmented and mixed reality. However, current mainstream technologies using liquid crystals and organic materials cannot satisfy the requirements of ultrafast response time, high resolution, high luminance, and a dynamic range for outdoor use. This study integrates advanced technologies to design a prototype microscale LED array using quantum dot-based color conversion. The result is a high-resolution LED array with a pixels per inch (PPI) resolution of 1270, well beyond the retinal limit.

Investigation of InGaN-based red/green micro-light-emitting diodes

Summary: The study found that the forward voltage of InGaN-based red/green micro-light-emitting diodes was independent of the dimension, red LEDs exhibited a larger blueshift of peak wavelength and broader full-width at half maximum compared to green LEDs. The 47x47 μm² red LEDs showed an on-wafer external quantum efficiency of 0.36% at the peak wavelength of 626 nm, close to the red primary color defined in the recommendation 2020 standard.

Improved performance of InGaN-based red light-emitting diodes by micro-hole arrays

Summary: This study demonstrates the performance improvements of InGaN-based red light-emitting diodes by fabricating micro-holes in the planar mesa. The micro-hole LEDs exhibited a blue-shift in peak wavelengths and lower full width at half maximum compared to the planar LEDs. Additionally, the light output power and external quantum efficiency of micro-hole LEDs were higher than those of planar LEDs.

Designs of InGaN Micro-LED Structure for Improving Quantum Efficiency at Low Current Density

Summary: A comprehensive numerical study on the operating behavior and physical mechanism of nitride micro-LED at low current density has been conducted, showing that reducing the number of quantum wells in the active region can enhance carrier matching and radiative recombination rate, leading to higher quantum efficiency and output power. The effectiveness of the electron blocking layer (EBL) for micro-LED is discussed, and it is found that removing the EBL can significantly improve electron confinement and hole injection, thereby enhancing the emission of micro-LED at low current density.
