Characterization of nanoscale vertical-channel charge-trap memory thin film transistors using oxide semiconducting active and trap layers

Summary: Vertical-channel charge-trap memory thin film transistors (V-CTM TFTs) were fabricated with In-Ga-Zn-O channel and ZnO charge trap layers, using solution-processed SiO2 spacer pattern to reduce vertical-channel length. The devices showed wide memory windows and good nonvolatile memory operations, although some technical issues like higher off-current were observed in certain cases.

Influence of Reduction in Effective Channel Length on Device Operations of In-Ga-Zn-O Thin-Film Transistors With Variations in Channel Compositions

Suppressing channel-shortening effect of self-aligned coplanar Al-doped In-Sn-Zn-O TFTs using Mo-Al alloy source/drain electrode as Cu diffusion barrier

Summary: This study investigated the channel-shortening effect of Al-doped InSnZnO (Al:ITZO) thin-film transistors (TFTs) and proposed the use of Mo-Al alloy as a Cu diffusion barrier to effectively reduce the channel-shortening effect. By forming a uniform and thin Al2O3 layer at the Mo-Al/Al:ITZO interface and preventing hydrogen diffusion, the TFTs with Mo-Al (Cu diffusion barrier) exhibited excellent characteristics against the channel-shortening effect up to an annealing temperature of 290 degrees C. This study suggests a highly beneficial method for producing oxide TFTs while suppressing the channel-shortening effect by tailoring the interface between source/drain and active layer using an appropriate Cu diffusion electrode.

Multifunctional Oxygen Scavenger Layer for High-Performance Oxide Thin-Film Transistors with Low-Temperature Processing

Summary: This study suggests that introducing an oxygen scavenger layer (OSL) in a-IGZO TFT can significantly improve its electrical characteristics and stability, especially at low temperatures. The enhancement is mainly attributed to the presence of hafnium (Hf) in the OSL, which absorbs oxygen ions to address interface issues between the front channel and OSL.

Summary: The study demonstrated that by adjusting the deposition ratio of Al2O3 layer using a sequential process of PEALD and thermal ALD, IGTO TFTs with excellent electrical characteristics and stability can be achieved at low temperature of 150 degrees C. The performance and stability of the low-temperature IGTO TFTs were strongly dependent on the amount of hydroxyl groups and oxygen vacancies in IGTO semiconductors, possibly due to passivation of oxygen-related defects by hydrogen and water molecules diffused into the IGTO layer during thermal ALD of Al2O3.
