Nanometer-Thick SiN Films as Gas Barrier Coatings Densified by Vacuum UV Irradiation

Summary: This study investigated the VUV-induced PHPS densification process by examining the effects of Si-N bond number, PHPS film composition, and free volume. It was found that VUV irradiation caused rapid hydrogen release and film densification through the formation of Si-N bonds. The densification of nanometer-thick PHPS films was a relatively slow process characterized by a reduction in free volume in the Si-N network.
