Twinned growth of ScN thin films on lattice-matched GaN substrates

Summary: Scandium nitride (ScN) has been of interest for electronic and thermoelectric applications, but research on the microstructure of ScN on GaN substrates is limited. In this study, single-crystalline ScN film growth on GaN substrates was achieved with twin domains of threefold symmetry for (111) ScN observed in lattice resolved microscopy images, attributed to vertical dislocations originating at the GaN/Al2O3 interface.
