Gradual Degradation of InGaAs LEDs: Impact on Non-Radiative Lifetime and Extraction of Defect Characteristics

Matteo Buffolo et al.

Summary: The study investigates the gradual degradation mechanisms of InGaAs Light-Emitting Diodes (LEDs) tuned for optical emission in the 1.45-1.65 μm range, identifying processes of optical emission recovery and decrease in low-bias regime related to the generation and propagation of defects within the active region. Through accelerated aging experiments, the research quantifies the percentage variation in SRH lifetime and identifies the activation energy of the related defects.

Characterization and simulation of 280 nm UV-LED degradation

Mengwei Su et al.

Summary: The degradation of UV-LEDs can lead to deterioration of quantum well crystal quality and attenuation of optical power. By investigating the internal structure changes using electrical characterization methods, a novel mechanism for UV-LED degradation was proposed, providing a new approach for future reliability analysis.

On the mechanism of carrier recombination in downsized blue micro-LEDs

Po-Wei Chen et al.

Summary: The mechanism of carrier recombination in downsized mu-LED chips was investigated, showing that the smallest chip size exhibited the highest ideality factor due to carrier recombination in high-defect-density zones. The use of a passivation layer and a maskless technology improved the performance and efficiency of the mu-LED chips. The blue-shift phenomenon in the electroluminescence spectrum was attributed to carrier screening and band filling effects, with high EQE values observed in the high current density region for the 10 x 10 μm(2) mu-LED chip.

Inactivating SARS-CoV-2 Using 275 nm UV-C LEDs through a Spherical Irradiation Box: Design, Characterization and Validation

Nicola Trivellin et al.

Summary: A spherical irradiation system based on UV-C 275 nm LEDs was designed, characterized and validated for inactivating SARS-CoV-2. Results showed that a 99.9% inactivation rate can be achieved after 1 minute of treatment with a dose of 83.1 J/m(2).

UV-Based Technologies for SARS-CoV2 Inactivation: Status and Perspectives

Nicola Trivellin et al.

Summary: This paper discusses the application of UV disinfection technology for the novel coronavirus, focusing on the potential use of aluminum gallium nitride-based deep-ultraviolet light emitting diodes in disinfection systems. The effects of dose and wavelength on viral inactivation are also analyzed, providing two key factors for the development of UVC disinfection systems.

Improved Reliability of AlGaN-Based Deep Ultraviolet LED With Modified Reflective N-Type Electrode

Huixue Zhang et al.

Summary: Reflective n-type electrodes for 274 nm AlGaN-based flip-chip DUV LEDs were fabricated using Cr/Al/Ti/Au stacks with different thicknesses of Al layers. While the 120-nm-thick Al layer resulted in cracks and leakage current channels, the 60-nm-thick Al layer maintained uniform morphology, leading to improved reliability and optical power of the DUV LEDs after burn-in test.
