Energy-Efficient Carbon Nanotube Field-Effect Phototransistors: Quantum Simulation, Device Physics, and Photosensitivity Analysis

Improved performance of sub-10-nm band-to-band tunneling n-i-n graphene nanoribbon field-effect transistors using underlap engineering: A quantum simulation study

Summary: This study investigated the effects of underlapping on sub-10-nm band-to-band tunneling graphene nanoribbon field-effect transistors. Quantum simulation studies showed that underlapping improved device performance and scaling capacity. Despite a slight decrease in on-current, the underlap configuration resulted in improved subthreshold swing, reduced leakage current, and higher current ratios, making the devices potentially suitable for ultralow power applications.

Performance analysis of broadband Mid-IR graphene-phototransistor using strained black phosphorus sensing gate: DFT-NEGF investigation

Summary: In this study, a new high-performance broadband infrared optically controlled graphene field-effect transistor with a strained black phosphorus sensing gate is proposed and investigated. The effect of hydrostatic pressure on the optoelectronic properties of black phosphorus is studied, revealing a decrease in band gap energy with increasing pressure. The impact of strained black phosphorus sensing gate on device sensing properties is also investigated, showing enhanced optical performances.

The scaling capability of the proposed design is evaluated, and further enhancements are achieved through a ferroelectric-based gating approach.

This hardware, utilizing NC-CNTFET technology, shows significant improvements compared to conventional binary counterparts, with 74% enhancement in power delay-product and notable enhancements in data loss, performance ratio, and Pratt's figure-of-merit. The breakthrough achievement of this NC-CNTFET-based ternary hardware demonstrates its potential for ultra-efficient and noise-immune ternary image processing circuits.

Experimental results show that the ferroelectric-induced amplified internal gate voltage is efficient in improving the switching performance of the p-i-n CNT tunneling FET.

Using Hetro-Structure Window in Nano Scale Junctionless SOI MOSFET for High Electrical Performance

Summary: A novel band-to-band tunneling junctionless carbon nanotube field-effect transistor is proposed, which switches via modulation of band-to-band tunneling and utilizes a pocket-induced barrier to mitigate ambipolar behavior and improve performance. The optimal length of lightly doped pocket in boosting device performance is investigated. Thorough analysis of enhancements using energy-position-resolved charge density and current spectrum suggests potential for high-performance and low-power applications.

Ultra-Compact Ternary Logic Gates Based on Negative Capacitance Carbon Nanotube FETs

Summary: Ternary logic has been studied for decades and offers advantages in reducing interconnects and operation complexity, but existing ternary logic gates have too many transistors. The authors propose ultra-compact ternary logic gates based on the negative capacitance feature of ferroelectric materials and carbon nanotube field-effect transistors. Simulation results show correct and robust functionality, with significant improvements in transistor count, area, and energy-delay product compared to previous state-of-the-art ternary gates.

Giant responsivity of a new optically controlled graphene UV-phototransistor using graded band-gap ZnMgO gate

Summary: In this study, a new Ultraviolet Optically Controlled Graphene Field-Effect Transistor (UV-OC-GFET) based on a Graded Band-Gap (GBG) ZnMgO photosensitive-gate is proposed. The device drain current model is developed by solving the Schrodinger/Poisson equations using the NEGF formalism. The combination of GBG ZnMgO photogate and graphene nanoribbon channel improves electric field distribution and enhances drain current, leading to high-performance UV-phototransistors.

Fast response photogating in monolayer MoS2 phototransistors

Summary: This study investigates the photoresponse of fully h-BN encapsulated monolayer (1L) MoS2 phototransistors and identifies a rapidly-responding photogating effect mechanism. By fitting the power dependence of this photogating effect and estimating the energy level of the traps involved, it is found that the traps are compatible with shallow traps in MoS2 caused by sulfur vacancies.
