Terahertz coherent oscillator integrated with slot-ring antenna using two resonant tunneling diodes

Summary: This study proposes integrating two resonant tunneling diode (RTD) oscillators within a single slot-ring antenna, achieving mutual-coupling and radiation simultaneously through an innate phase-locking mechanism. Optimum device parameters to attain the highest peak to valley current ratio (PVCR) in resonant tunneling diodes (RTD)

Summary: Proposed relations for optimal well width, barrier width, and spacer layer width in RTDs can help achieve the highest PVCR based on effective mass and barrier height. The optimal spacer layer width is found to be half of the de-Broglie wavelength associated with the bound state of the corresponding finite quantum well. These relations can be used to design RTDs with any two appropriate materials for achieving the highest PVCR.

Terahertz Emitter Using Resonant-Tunneling Diode and Applications

Summary: This paper reviews recent progress in resonant-tunneling diode (RTD) terahertz (THz) oscillators, which are compact semiconductor THz sources, including principles and characteristics of oscillation, studies addressing high-frequency and high output power, a structure which can easily be fabricated, frequency tuning, spectral narrowing, different polarizations, and select applications. Fundamental oscillation up to 1.98 THz and output power of 0.7 mW at 1 THz by a large-scale array have been reported, with structures integrated with cylindrical and rectangular cavities proposed for high-frequency and high output power. Wide electrical tuning of 400-900 GHz has been demonstrated using oscillators integrated with varactor diodes and their arrays. A line width as narrow as 1 Hz has been obtained for spectral narrowing through use of a phase-locked loop system with a frequency-tunable oscillator. Basic research for various applications of RTD oscillators has been carried out, with discussion of recent results related to imaging, spectroscopy, high-capacity wireless communication, and radar systems.

Bursting and Excitability in Neuromorphic Resonant Tunneling Diodes

Summary: In this paper, we study the dynamics of quantum nanoelectronic resonant tunneling diodes (RTDs) as excitable neuromorphic spike generators, revealing the mechanisms and characteristics of the RTD in producing all-or-nothing spikes in different states. Our research results have significance for applications in event-activated neuromorphic sensing and computing, and can be extended to other devices with negative differential conductance.

Effect of quantum barrier width and quantum resonant tunneling through InGaN/GaN parabolic quantum well-LED structure on LED efficiency

Summary: The study analyzed the impact of quantum barrier width and electric field on resonant tunneling through the In0.2Ga0.8N/GaN parabolic quantum well LED structure and LED efficiency. Thicker quantum barriers were found to result in smaller efficiency droop and increased NDR, leading to lower power dissipation in the LED structure.

Demonstration of resonant tunneling effects in metal-double-insulator-metal (MI2M) diodes

Summary: Resonant tunneling effects in metal-double-insulator-metal (MIM-M-2) structures have been demonstrated using quantum-well engineering, achieving low resistance and high responsivity simultaneously. By varying the thickness of insulators, the characteristics of the MIM-M-2 quantum well can be modified to reach resonant quasi-bound states near zero-bias, leading to improved energy conversion efficiency.
