Linear strain and stress potential parameters for the three fundamental band to band transitions in β-Ga2O3

R. Korlacki et al.

Summary: This study reports the strain and stress relationships for the three lowest energy direct band to band transitions in monoclinic beta-Ga2O3 at the Brillouin zone center, along with four linear perturbation parameters. These parameters can be used to predict the shift of band to band transition energies based on specific strain or stress states, providing a useful tool for modeling the performance of power electronic devices and rational strain engineering in heteroepitaxy.

Mg-doping and free-hole properties of hot-wall MOCVD GaN

A. Papamichail et al.

Summary: Hot-wall MOCVD is explored for Mg doping of GaN, enabling low doping concentration and low impurity level in GaN:Mg under optimized growth conditions. The impact of growth conditions on Mg acceptor incorporation and compensation can be explained by analyzing Ga supersaturation. A comprehensive picture of GaN:Mg growth is established through analysis of extended defects and electrical properties, providing guidance for growth parameters optimization.

Gas Sensors Based on Pseudohexagonal Phase of Gallium Oxide

Aleksei Almaev et al.

Summary: The study found that pseudohexagonal ε(κ)-Ga2O3 films exhibit reversible increase in current and conductance when exposed to reducing gases such as H-2 and CO, while showing the opposite effect when exposed to oxidizing gases like NO2 and O-2. The highest response to H-2 is observed at 500 degrees C, while the highest responses to NO2 and O-2 are at 550 and 450 degrees C respectively, with the highest sensitivity to H-2 achieved at low applied voltages.

Characterization of β-Ga2O3 homoepitaxial films and MOSFETs grown by MOCVD at high growth rates

Marko J. Tadjer et al.

Summary: Gallium oxide as an ultra-wide bandgap semiconductor shows significant potential in advancing power electronic devices due to its high breakdown electric field and mature substrate technology. However, a key challenge remains in growing electronic-grade epitaxial layers at rates consistent with the thickness needed for high voltage technologies. This study reports on the characterization of epitaxial layers grown at relatively high rates, showing improved quality and potential for future high voltage power device technologies.
