Rational construction of staggered InGaN quantum wells for efficient yellow light-emitting diodes

Xiaoyu Zhao et al.

Summary: Efficient InGaN-based yellow LEDs with optimized three-layer staggered quantum wells exhibit lower forward voltages and narrower full widths at half maximum, as well as higher light output power and external quantum efficiency. Atomic probe tomography and time-resolved photoluminescence confirm the staggered In profile and reduced defect-state carrier trapping in staggered QWs. Furthermore, transmission electron microscopy with energy-dispersive x-ray mapping spectroscopy supports the idea that staggered QWs have uniform elemental distribution and improved crystal quality, contributing to enhanced LED performance.

Toward efficient long-wavelength III-nitride emitters using a hybrid nucleation layer

Bin Tang et al.

Summary: The study introduces a hybrid nucleation layer approach to enhance the efficiency of III-nitride emitters in the green-to-amber region, leading to improved light output power and internal quantum efficiency. The hybrid nucleation layer induces a stacking fault band structure and reduces dislocation density and in-plane compressive stress in InGaN/GaN multiple quantum wells, resulting in significantly enhanced LED performance.

Stacked GaN/AlN last quantum barrier for high-efficiency InGaN-based green light-emitting diodes

Guoyi Tao et al.

Summary: A stacked last quantum barrier (SLQB) GaN/AlN layer was proposed to enhance the performance of green LEDs, resulting in higher light output power and lower forward voltage. Simulation results showed that the SLQB structure increased the effective barrier height for electrons, alleviated electron leakage, and promoted hole injection efficiency.

Improvement of Radiative Recombination Rate and Efficiency Droop of InGaN Light Emitting Diodes with In-Component-Graded InGaN Barrier

Chuanyu Jia et al.

Summary: The study reveals that utilizing In-component-graded InGaN barrier in InGaN light emitting diodes can enhance radiative recombination rate and decrease efficiency droop. The external quantum efficiencies and efficiency droop of LEDs vary with different designs of InGaN barrier, showing the importance of barrier design in LED performance.
