Electrical and Reliability Characteristics of FinFETs With High-k Gate Stack and Plasma Treatments

Summary: The effects of high-k gate stacks and plasma treatments on the electrical and reliability characteristics of FinFET were comprehensively studied in this work. Different gate stack materials and plasma treatments were shown to achieve higher ON-current, higher ON-/OFF-current ratio, smaller subthreshold swing, and lower gate leakage current in FinFETs, leading to significant improvements in performance and reliability.

Electric Field-Induced Permittivity Enhancement in Negative-Capacitance FET

Summary: Measurements on ultrathin body negative-capacitance (NC) field-effect transistors exhibit subthreshold behaviors that deviate from classical MOSFET, with subthreshold swing (SS) decreasing at low drain bias as gate bias increases. Utilizing a Landau-Khalatnikov ferroelectric (FE) model calibrated with measured Capacitance-Voltage and TCAD simulations, the anomalous behaviors can be quantitatively explained, showing field-induced permittivity enhancement and substantial scaling improvement predicted at the end of the roadmap.

Summary: By adjusting the ozone dosage and annealing conditions, the ratio of t- to o-phases in HZO films can be controlled, affecting their ferroelectric and dielectric properties. Samples with the minimum t-phase fraction show the highest ferroelectric characteristics, while samples with the maximum t-phase fraction demonstrate the highest dielectric response.

Method to Achieve the Morphotropic Phase Boundary in HfxZr1-xO2 by Electric Field Cycling for DRAM Cell Capacitor Applications

Summary: A novel method using electric field cycling is proposed to induce a phase transition in HfxZr1-xO2 to reach the morphotropic phase boundary without high temperature annealing and increasing leakage current. This two-step process involves low temperature annealing to form the tetragonal phase followed by electric field cycling to achieve the morphotropic phase boundary of tetragonal and orthorhombic phase in HfxZr1-xO2 film. This approach enables achieving low voltage with high dielectric k value and low leakage current, meeting the requirements for next-generation DRAM cell capacitor dielectric materials.
