Soft mold NanoImprint Lithography: a versatile tool for sub-wavelength grating applications

Angle sensitivity testing of equal-period plane diffraction grating fabricated through electron beam lithography line-by-line method

Summary: In this experiment, an equal-period plane diffraction grating fabricated through electron beam lithography line-by-line method was designed and applied to angle sensitivity testing. The diffraction wavelength remained basically unchanged when the spot moved horizontally by 50 mm. Adjusting the incident light angle from 15 degrees to 31 degrees resulted in a change in diffraction wavelength from 834.03 nm to 1589.80 nm, with an angular sensitivity of 47.508 nm/degrees and a linearity of 0.9998.

Optimization of displacement Talbot lithography for fabrication of uniform high aspect ratio gratings

Summary: Displacement Talbot lithography can quickly pattern periodic nanostructures with high depth of focus over a large area, but imperfections in the phase mask profile and inaccuracies in stage movement during exposure may cause linewidth variations in the binary gratings. Proper adjustment of the scan range can compensate for this defect and achieve beating-free gratings.

Polarized holographic lithography system for high-uniformity microscale patterning with periodic tunability

Summary: The proposed polarized holographic lithography system effectively patterns high-uniformity microscale two-dimensional crossed-grating structures with tunable periodicity. By utilizing orthogonal two-axis Lloyd's mirror interference and polarization modulation, the system produces three sub-beams to create two-dimensional crossed-grating patterns with wavelength-comparable periods in a single exposure. Additionally, the system allows for flexible tuning of the two-dimensional-pattern period by adjusting the interferometer spatial positioning.

Fabrication of X-ray absorption grating by thermal composite method

Summary: A new method for preparing X-ray absorption gratings is proposed in this paper, successfully fabricating thermal composite absorption gratings with periods of 80 μm and 140 μm using the difference in X-ray absorption between aluminum and silver film. The production process is simple, cost-effective, and multiple gratings can be produced in one production batch. The effectiveness of the thermal composite absorption grating is verified through X-ray single absorption grating imaging experiments.
