Analysis of Mobility for 4H-SiC N/P-Channel MOSFETs Up To 300 °C

Summary: The study focuses on the I-V characteristics of 4H-SiCN/P-channel MOSFETs and different scattering mechanisms of surface mobility for 4H-SiC N-channel MOSFETs. The temperature dependencies of various scattering mobilities for P-channel MOSFETs are given for the first time. The analysis shows that Coulomb scattering in 4H-SiC P-channel MOSFETs is the main mechanism from 27 degrees C to 300 degrees C.
