High-speed Si films based threshold switching device and its artificial neuron application

Summary: A simple structured Ag/amorphous Si/Pt TS device with high turn-on and turn-off speeds was prepared and used to construct a leaky integration-and-firing artificial neuron that mimics key biological neuron features. Realizing forming-free characteristic by doping Ag into HfO2-based RRAM

Summary: In this study, Ag-doped HfO2-based RRAM with high on-off ratio, low-power consumption, and forming-free properties was investigated by proposing a fabrication flow of the device with via-hole structure. The devices were able to execute resistive switching without a high-voltage forming process after Ag doping as the switching layer. The conduction mechanism was validated by current fitting analysis, and a physical model was proposed to explain the formation and dissolution of the filament based on electric field simulation.
