Toward Unusual-High Hole Mobility of p-Channel Field-Effect-Transistors

Antimony-Rich GaAsxSb1-x Nanowires Passivated by Organic Sulfides for High-Performance Transistors and Near-Infrared Photodetectors

Summary: By utilizing the in situ passivation effect of thiourea, highly-crystalline, uniform, and thin GaAsxSb1-x nanowires (x<=0.34) were successfully achieved. The GaSb nanowires configured into field-effect transistors exhibited excellent device performance with a hole mobility of over 200 cm(2) V-1 s(-1). The optimized GaAs0.18Sb0.82 device demonstrated an impressive responsivity of 5.4 x 10(4) A W-1 and an external quantum efficiency of 4.4 x 10(6)% under near-infrared light illumination.

Direct Polarimetric Image Sensor and Wide Spectral Response Based on Quasi-1D Sb2S3 Nanowire

Summary: Research on high-quality orthorhombic Sb2S3 nanowires has shown that the metal-semiconductor-metal photodetectors based on a single Sb2S3 nanowire exhibit good polarization sensitivity over a wide spectral range. The Schottky junction between Au and Sb2S3 allows for effective separation of photo-generated carriers, resulting in a fast photodetector response time of 470 μs. The natural sensitivity of the Sb2S3-based photodetector to polarized objects enables direct imaging of polarized objects as an image sensor.
