Mg3N2 nanocrystallites formation during the GaN:Mg layers growth by the NH3-MBE technique

Summary: This work focuses on the study of p-GaN: Mg epitaxial layers grown by the ammonia MBE technique. The conductivity of GaN layers doped with Mg remains unchanged after a postgrowth heat treatment. Formation of Mg3N2 nanocrystallites on the GaN surface during epitaxial growth with high magnesium doping level was detected for the first time, competing with the formation process of acceptor states. Additionally, it was proposed that growth temperature can be used as an additional tuning mechanism affecting the Mg incorporation into the growing GaN:Mg layers.

This model, based on first-principles calculations, can predict changes in carbon concentration during epitaxy processes and provide important references for solving innovation issues in the semiconductor manufacturing industry.

First-principles study of the effects of interstitial H and point vacancies on the photocatalytic performance of Be/Mg/Ca-doped GaN

Summary: The effects of Be/Mg/Ca doping on the optical properties of GaN were investigated, showing that the doping systems are more readily formed and stable under N-rich conditions. Analyzing factors such as visible light effect, electric dipole moment, and oxidation-reduction reaction revealed that the Ga34CaHiN36 system exhibited superior photocatalytic performance with stronger oxidation ability compared to Ga34MN36 (M = Be/Mg/Ca) system.
