Quantitative Correlation Study of Dislocation Generation, Strain Relief, and Sn Outdiffusion in Thermally Annealed GeSn Epilayers

Hryhorii Stanchu et al.

Summary: This study comprehensively investigates the instability of epitaxial GeSn layers with high Sn molar fraction and high compressive strain during growth and processing. It reveals that dislocation engineering is a key factor for the stability and performance of GeSn semiconductors.

Nonsymmetrical Segregation of Solutes in Periodic Misfit Dislocations Separated Tilt Grain Boundaries

Hongbo Xie et al.

Summary: The study found that in a model Mg-Nd-Mn alloy, nonsymmetrical segregation of solutes occurred in linear tilt grain boundaries to generate ordered interfacial superstructures. This phenomenon is totally different from the classical McLean-type segregation and refreshes our understanding on strain-driven interface segregation behaviors.

Pipe-diffusion-enriched dislocations and interfaces in SnSe/PbSe heterostructures

Eamonn T. Hughes et al.

Summary: The study found that threading dislocations in IV-VI semiconductor heterostructures are enriched with group IV species of the neighboring layer, altering their compositional profiles. Using atom probe tomography, one-dimensional nanometer-wide Sn-enriched filaments were detected infiltrating the PbSe/GaAs interface through threading dislocations.
