MXene-GaN van der Waals Heterostructures for High-Speed Self-Driven Photodetectors and Light-Emitting Diodes

Summary: 2D transition-metal carbides and nitrides, with their excellent electrical conductivity and adjustable work function, show great promise in optoelectronic applications, particularly in MXene-semiconductor devices. In this work, Ti3C2TX/(n/p)-GaN van der Waals heterostructures were successfully fabricated and studied, leading to the development of high-speed photodetectors and stable orange light emitting diodes (LEDs). The Ti3C2TX showed a work function approximate to 4.2 eV and exhibited superior performance in terms of responsivity, on/off ratio, and stability compared to traditional materials.

Exploring magnetic stability and valley splitting on CrI3/SiC van der Waals heterostructure

Summary: By constructing a vdW heterostructure with CrI3 and SiC monolayers, researchers have found that the ferromagnetic coupling of the CrI3 layer can be significantly enhanced, leading to higher Curie temperatures. Additionally, the nonmagnetic SiC layer becomes magnetized and displays significant magnetic properties, while the external electric field boosts the heterostructure's ferromagnetic coupling. These findings suggest new strategies for improving the magnetic stability of two-dimensional materials and introducing magnetism into nonmagnetic materials.

Temperature Effect of van der Waals Epitaxial GaN Films on Pulse-Laser-Deposited 2D MoS2 Layer

Summary: Van der Waals epitaxial GaN thin films were successfully grown on c-sapphire substrates with a sp(2)-bonded two-dimensional MoS2 buffer layer. Higher substrate temperatures during molecular beam epitaxy (MBE) growth led to improved crystallinity and optical properties of the GaN films, as well as smoother surface morphology and stable chemical composition. Exfoliation of the GaN/MoS2 heterostructure was also examined, revealing the largest granular structures with good crystallinity in films grown at 700 degrees C.
