Insights into the Arsenic Shell Decapping Mechanisms in As/GaAs Nanowires by X-ray and Electron Microscopy

Microstructural evolution in self-catalyzed GaAs nanowires during in-situ TEM study

Summary: In situ heating transmission electron microscopy was used to study the microstructural evolutions in self-catalyzed GaAs nanowires, showing morphological changes and atomic behavior at the interface. The process began at around 200 degrees C with formation and destruction of atomic layers, leading to Ga droplet depletion and rapid growth of zinc-blende GaAs structures above 300 degrees C. GaAs decomposition was observed at around 600 degrees C.

Wurtzite phase control for self-assisted GaAs nanowires grown by molecular beam epitaxy

Summary: This article presents a method to select and maintain the hexagonal wurtzite crystal phase in III-V semiconductor nanowires through molecular beam epitaxy, and successfully achieves the controlled growth of pure WZ phase by adjusting the V/III flux ratio. The potential benefits for electronics and opto-electronics applications are indicated by this successful controlled growth of WZ GaAs.
