By utilizing Quadrupole Mass Spectrometry (QMS) and spectroscopic ellipsometry analyses, the residence time of physisorbed C4F8 molecules on the SiO2 surface was evaluated, leading to a proposed SiO2 cryo-ALE process at a temperature of -90 degrees C with a low etch amount per cycle of 0.13 nm/cycle.
