A Poisson-Schrodinger and cellular automaton coupled approach for two-dimensional electron gas transport modeling of GaN-based high mobility electron transistors

Summary: In this study, a novel approach for modeling electron transport in HEMTs is proposed, which can investigate drift velocity at high electric fields and achieve noise-free drift velocity analysis at low electric fields by employing the cellular automaton method instead of traditional Monte Carlo method. This method allows for stable investigation of the effects of the HEMT structure and various scattering mechanisms on drift velocity.
