Efficiency degradation induced by surface defects-assisted tunneling recombination in GaN/InGaN micro-light-emitting diodes

Jian Yin et al.

Summary: The experimental results show that surface defects play an important role in GaN/InGaN micro-LEDs, with temperature and voltage affecting tunneling current. Some potential approaches to suppress surface defects are proposed and a revised external quantum efficiency model is introduced.

Optical and electrical characterizations of micro-LEDs grown on lower defect density epitaxial layers

Srinivas Gandrothula et al.

Summary: In this study, mu LEDs were fabricated on native semipolar substrates and on epitaxial lateral overgrown wings. The ELO mu LEDs showed significantly lower leakage current under both forward and reverse bias voltages compared to planar mu LEDs, with improved optical performance.

Full InGaN red (625 nm) micro-LED (10 μm) demonstration on a relaxed pseudo-substrate

Amelie Dussaigne et al.

Summary: The full InGaN structure was grown on two different InGaNOS substrates, with an electron blocking layer inserted in the red emitting InGaN/InGaN quantum wells. The 10 mu m diameter circular micro-LEDs emitted at 625 nm showed a high external quantum efficiency.

Demonstration of high efficiency cascaded blue and green micro-light-emitting diodes with independent junction control

Panpan Li et al.

Summary: Efficient cascaded blue/green micro-size light-emitting diodes (mu LEDs) with independent junction control are demonstrated in this study. Blue, green, and blue/green emissions can be independently controlled in the same device. The blue and green mu LEDs exhibit high peak external quantum efficiency, paving the way for monolithic integration of full color cascaded mu LEDs.

Size-independent peak external quantum efficiency (>2%) of InGaN red micro-light-emitting diodes with an emission wavelength over 600 nm

Panpan Li et al.

Summary: The study demonstrates the size-independent peak EQE of InGaN red mu LEDs, with the peak EQE of packaged mu LEDs ranging from 2.4% to 2.6% as the device area decreases. These results suggest the promising potential of high efficiency red mu LEDs with very small size using InGaN materials.
