Single-Atom Quantum-Point Contact Switch Using Atomically Thin Hexagonal Boron Nitride

Summary: The report introduces a quantized conductance atomic threshold switch (QCATS) using an atomically-thin hexagonal boron nitride (hBN) layer, which has applications in memory and logic devices. The device shows stable and reproducible conductance quantization state and operates by forming single-atom point contact through a monoatomic boron defect in the hBN layer. By implementing excellent switching characteristics with single-layer hBN, the possibility of stable and uniform atomic-switching devices for future memory and logic applications is confirmed.

Summary: This study demonstrates a hyper-level control of metal-ion migration through vacancy-induced-percolation (VIP) path to maximize the steep-slope performance of the threshold selector with excellent selectivity and endurance. Highly efficient control over metal-ion migration through VIP is achieved with sophisticated stack engineering through the material evolution process and refined electrical operation. Thorough analysis of the energetics of metal-ion- and vacancy-based hybrid filament is performed using density functional theory calculations, leading to proper tuning of the biasing scheme.

Threshold switching memristor-based stochastic neurons for probabilistic computing

Summary: This study utilizes a novel CuS/GeSe conductive-bridge threshold switching memristor to fabricate electronic stochastic neurons, which enables Bayesian inference and improves accuracy in tumor diagnosis tasks compared to conventional artificial neural networks. Stochastic neurons, as opposed to deterministic ones, allow for better estimation of uncertainty and improve judgement accuracy by 81.2% in spiking neural networks.
