Crystal Growth and Characterization of n-GaN in a Multiple Quantum Shell Nanowire-Based Light Emitter with a Tunnel Junction

Summary: The study systematically investigated the growth conditions of an n-GaN cap layer for nanowire-based light emitters with a tunnel junction, utilizing metalorganic vapor phase epitaxy to grow multiple quantum shell/nanowire core-shell structures on a patterned n-GaN/sapphire substrate. The results showed that a clear tunnel junction involving p(++)-GaN and n(++)-GaN could be confirmed on the m-planes of the nanowires, with uniform growth of n(++-)GaN on the m-plane sidewall of MQS nanowires. The Mg doping concentration and distribution profile of the p(++)-GaN shell were inspected using three-dimensional atom probe tomography, revealing Mg-rich clusters with estimated density and size.

Emission characteristics of GaInN/GaN multiple quantum shell nanowire-based LEDs with different p-GaN growth conditions

Selective Area Regrowth Produces Nonuniform Mg Doping Profiles in Nonplanar GaN p-n Junctions

Results showed that Mg dopant concentration varies inversely with growth rate and negligible growth on vertical sidewalls, with high Mg concentration attributed to etching damage near regrowth interfaces. Further research is needed on growth conditions to reduce variations in growth rate and nonuniform doping in device fabrication processes.
