From atomistic tight-binding theory to macroscale drift-diffusion: Multiscale modeling and numerical simulation of uni-polar charge transport in (In,Ga)N devices with random fluctuations

Impact of random alloy fluctuations on inter-well transport in InGaN/GaN multi-quantum well systems: an atomistic non-equilibrium Green's function study

Summary: Recent experimental studies have shown the presence of ballistic hole transport in InGaN multi quantum well structures, with alloy fluctuations giving rise to additional hole transmission channels. This effect is attributed to the breakage/relaxation of k(parallel to)-vector conservation in random alloy cases, resulting in increased ballistic hole transport. The impact of alloy fluctuations on hole transport is more significant compared to electron transport.

Multiscale simulations of the electronic structure of III-nitride quantum wells with varied indium content: Connecting atomistic and continuum-based models

Summary: Carrier localization effects in III-N heterostructures are often studied using a modified continuum model with a single-band effective mass approximation. A comparison between this model and atomistic calculations has not been done. By connecting atomistic tight-binding theory with the continuum-based electronic structure models, a better understanding of the electronic structure in (In,Ga)N quantum wells is achieved. The effective mass approximation and tight-binding model differ noticeably but can be improved through adjusting band offsets in the continuum model to reach a reasonable approximation of the tight-binding energies.
