A Pathway to Thin GaAs Virtual Substrate on On-Axis Si (001) with Ultralow Threading Dislocation Density

Summary: With recent developments in high-speed and high-power electronics and Si-based photonic integration, monolithic III-V/Si integration through epitaxial methods is gaining momentum. A novel asymmetric step-graded filter structure grown by molecular beam epitaxy (MBE) has been proposed to reduce threading dislocation density (TDD) for high-quality GaAs on Si growth, providing a clear pathway to further reduce defect density down to theoretical limit.

A 3-D-Integrated Silicon Photonic Microring-Based 112-Gb/s PAM-4 Transmitter With Nonlinear Equalization and Thermal Control

Summary: This article presents a 3-D-integrated 112-Gb/s PAM-4 optical transmitter using microring modulators and CMOS electronics, achieving high energy efficiency and low power consumption. Nonlinear equalization and thermal control method are utilized to address static and dynamic nonlinearities of MRMs. The PAM-4 measurement results demonstrate excellent performance in compensating for temperature sensitivity and achieving efficient energy consumption.

1.6 Tbps Silicon Photonics Integrated Circuit and 800 Gbps Photonic Engine for Switch Co-Packaging Demonstration

Summary: This article describes the performance of high bandwidth-density silicon photonic based integrated circuits, showcasing the first fully functional photonic engine module co-packaged with an Ethernet switch. A 1.6 Tbps SiPh transmitter IC was demonstrated, integrating on-die all components needed to support sixteen 106.25 Gbps PAM4 optical transmit channels. The photonic engine is designed to allow up to sixteen modules to be co-packaged around a high-bandwidth switch ASIC.

This configuration not only relieves dispersion requirements but also enables superior optical performance driven by narrow-linewidth bench-top lasers.
