The path towards 1 μm monocrystalline Zn3P2 films on InP: substrate preparation, growth conditions and luminescence properties

Summary: This study demonstrates the epitaxial synthesis of monocrystalline zinc phosphide films on InP substrates using molecular beam epitaxy, and investigates the correlation between crystalline quality and optical properties. The research reveals distinct photoluminescence characteristics below the bandgap for polycrystalline and monocrystalline films, with only the latter exhibiting band edge luminescence at 1.5 eV. This work provides a reliable method for producing high-quality Zn3P2 thin films for advanced photovoltaic applications.
