Effect of controlled humidity on resistive switching of multilayer VO2 devices

Summary: Lateral devices using vanadium oxide sheets exhibit resistive switching with an electric field induced insulator-to-metal transition and multi-step sequential breakdown, showing a significant resistance change between high and low resistance states. The breakdown voltage and switching characteristics of the devices are strongly influenced by relative humidity, with clear hysteresis in switching cycles at different humidity levels. The switching voltage decreases exponentially with humidity due to the dissociation of water molecules on the VO2 surface, providing charge carriers to the VO2 and forming hydroxyl ions in combination with oxygen defects.
