Mechanisms of Thermal Quenching of Defect-Related Luminescence in Semiconductors

Summary: This review article discusses the main mechanisms of defect-related photoluminescence (PL) quenching, with a focus on GaN as an example and exploring three basic mechanisms plus different characteristics in various materials. The Schon-Klasens mechanism is widely used, while support for the Seitz-Mott mechanism is limited. Abrupt and tunable quenching is common in high-resistivity semiconductors. The competition between recombination channels for minority carriers explains the phenomenon of negative quenching or a significant rise in PL intensity with temperature.

Shallow and Deep States of Beryllium Acceptor in GaN: Why Photoluminescence Experiments Do Not Reveal Small Polarons for Defects in Semiconductors

Summary: By using photoluminescence measurements and hybrid density functional theory, researchers have found a shallow effective mass state for the Be-Ga acceptor in GaN, with a level at 113 +/- 5 meV above the valence band. Calculations indicate that the BeGa acceptor has a bright shallow state responsible for the 3.38 eV PL band, as well as a dark, strongly localized small polaronic state with a lower hole capture efficiency.

Defect-related photoluminescence from ammono GaN

Summary: Photoluminescence from GaN substrates fabricated by the ammonothermal growth method was studied at various temperatures and excitation intensities, revealing three defect-related PL bands. The YL2 band, attributed to a defect complex containing the gallium vacancy, exhibited a blue shift with increasing excitation intensity and a red shift with a time delay after a laser pulse.
