This research introduces a novel method for obtaining narrow linewidth semiconductor lasers with low far-field divergence angle, which are simple to fabricate and easy to integrate.
In order to obtain semiconductor lasers with narrow linewidth and low far-field divergence angle semiconductor lasers, a surface emitting distributed feedback (SE-DFB) semiconductor laser emitting from P-surface is researched theoretically and experimentally in this paper. The device is obtained with wavelength of 976.2 nm, linewidth of 0.94 nm, far-field divergence angle of 2.6 degrees x6.1 degrees. Meanwhile the device is simple to fabricate and easy to integrate. The research proposes a novel method for obtaining narrow linewidth SE-DFB semiconductor lasers.
