The temperature and voltage dependences of charge mobility and contact resistance is evaluated for the set of pentacene organic field-effect transistors. The activation energies of contact resistances (R-c) and R-c-free mobility are estimated to discuss origin of voltage dependence. The electric-field enhanced thermionic injection was found as a driving process of injection issue, whereas the Poole-Frenkel model rules the effective mobility.
