Extrinsic Photoconduction Induced Short-Wavelength Infrared Photodetectors Based on Ge-Based Chalcogenides

Summary: 2D layered photodetectors have been widely studied for their optoelectronic properties, but are limited by bandgap. Extending detection waveband through extrinsic photoconduction can enhance functionalities. Ge-based chalcogenides demonstrate extrinsic photoconduction-induced short-wavelength infrared photodetectors for the first time, broadening detection waveband with assistance of Ge vacancies. This approach provides design strategies to enrich the functionalities of 2D layered photodetectors.

Bandgap engineering of Gallium oxides by crystalline disorder

Summary: The bandgap engineering of gallium oxide (Ga2O3) through controlling the oxygen vacancy density and crystalline disorder has been demonstrated to improve conductivity and significantly reduce the bandgap. Practical applications of bandgap engineering by crystalline disorder have led to the development of deep-ultraviolet photodetectors with high responsivity and detectivity. These findings pave the way for high-performance Ga2O3 optoelectronic and electronic devices.

Summary: Band-engineered van der Waals heterostructures are able to construct high room-temperature detectivity detectors for visible light and blackbody infrared light by blocking dark current without suppressing photocurrent. Utilizing two-dimensional materials with self-passivated surfaces and tunable band structures, unipolar barriers can be designed to avoid lattice mismatch and interface defects, achieving low dark current and high detectivity in photodetectors.
