Summary: A method for reducing oxygen vacancies in ZnGa2O4 films by high-temperature and oxygen thermodynamic conditions is proposed to increase the response speed of ZnGa2O4/Si heterojunction deep-ultraviolet photodetectors. The fabricated photodetector exhibits excellent performance with a fast response speed and a high photo-to-dark current ratio, showing the potential of the high-temperature and oxygen-rich annealing method for achieving deep-ultraviolet photodetectors with superior performance.

Summary: This study demonstrates the successful fabrication of high-sensitivity solar-blind deep ultraviolet (DUV) photodetectors using two-/three-dimensional graphene/PtSe2/beta-Ga2O3 Schottky junction devices. The photodetector shows high responsivity, a large on/off current ratio, ultra-fast response time, remarkable specific detectivity, and excellent DUV imaging capability, indicating great potential for DUV imaging systems.
