Two-dimensional van der Waals electrical contact to monolayer MoSi2N4

Liemao Cao et al.

Summary: This study investigates van der Waals heterostructures composed of MoSi2N4 contacted by graphene and NbS2 monolayers using first-principles density functional theory calculations. The results reveal an ultralow Schottky barrier height at the MoSi2N4/NbS2 contact, beneficial for nanoelectronics applications, and show that the Schottky barrier height at the MoSi2N4/graphene contact can be modulated through interlayer distance or external electric fields, opening up opportunities for reconfigurable and tunable nanoelectronic devices.

Ultralow contact resistance between semimetal and monolayer semiconductors

Pin-Chun Shen et al.

Summary: The article discusses achieving ohmic contact between semimetallic bismuth and semiconducting monolayer transition metal dichalcogenides, suppressing metal-induced gap states and significantly reducing contact resistance. Experimental results demonstrate zero Schottky barrier height and high on-state current density on multilayer MoS2.

Schottky barrier heights in two-dimensional field-effect transistors: from theory to experiment

Yangyang Wang et al.

Summary: Over the past decade, two-dimensional semiconductors have attracted wide interest due to their extraordinary properties, with field-effect transistors being commonly used as the device geometry. Direct metal contact is often utilized in 2DSC FETs due to the lack of effective doping techniques. The presence of a Schottky barrier in the metal-2DSC junction significantly impacts the performance of most 2DSC FETs, emphasizing the importance of low SB contacts.

Can Carbon Nanotube Transistors Be Scaled Down to the Sub-5 nm Gate Length?

Lin Xu et al.

Summary: Single-walled carbon nanotubes have shown promising potential as a semiconductor for future transistors and integrated circuits due to their thin channel thickness and high injection velocity. By exploring the performance limits of CNT FETs based on a gate-all-around structure, it has been found that they can achieve high-performance targets and have superior energy-delay products compared to other materials at sub-5 nm gate lengths. However, despite the theoretical possibility of scaling CNT FET gate lengths to 2 nm, the ultimate limit is considered to be at 5 nm due to the tradeoff between performance and power consumption.

Sub-5 nm Monolayer MoS2 Transistors toward Low-Power Devices

Han Zhang et al.

Summary: Research shows that monolayer MoS2 FETs with 5 nm gate length perform well in low-power applications but poorly in high-performance devices. After the introduction of negative capacitance dielectric layer, ML MoS2 p-DGFETs can meet the requirements for LP applications until the gate length scales down to 3 nm.

Valley pseudospin in monolayer MoSi2N4 and MoSi2As4

Chen Yang et al.

Summary: This study predicts that monolayer MoSi2N4 and its derivative MoSi2As4 may exhibit valley-contrasting properties that can be described by a three-band low-power Hamiltonian. These materials have the potential applications in valleytronic devices, especially in multiple information processing, marking a theoretical advance in the field.
