High-Resolution Lithographic Patterning with Organotin Films: Role of CO2 in Differential Dissolution Rates

Nizan Kenane et al.

Summary: This study focuses on the impact of atmospheric gases on the dissolution rates of n-butyltin oxide hydroxide photoresists, revealing new phenomena such as the absorption of CO2 and reduction in carbon content. These findings may play a role in determining the patterning performance and variability based on changes in atmospheric gas composition.

Hybrid resist synthesis by ex-situ vapor-phase infiltration of metal oxides into conventional organic resists

Nikhil Tiwale et al.

Summary: The study developed an organic-inorganic hybrid resist platform with ex-situ control over its performance by incorporating inorganic elements using vapor-phase infiltration. It demonstrated controllability, high contrast, and etch resistance of the material, achieving high aspect ratio and resolution in Si fin structures. Preliminary results from extreme ultraviolet lithography dose tests on the infiltrated hybrids were presented, along with optimization through transmission electron microscopy.

Role of low-energy electrons in the solubility switch of Zn-based oxocluster photoresist for extreme ultraviolet lithography

Markus Rohdenburg et al.

Summary: The electron-induced chemistry of Zn(MA)(TFA) resist material for extreme ultraviolet lithography (EUVL) was studied, with results showing reactions related to EUV absorption and faster reaction rates for salt ligands compared to ligand side chains. The study also revealed the importance of low-energy electrons in the resist material's chemical conversion during electron irradiation.
