Reversible oxygen migration and phase transitions in hafnia-based ferroelectric devices

Summary: This study found that ferroelectricity in hafnia-based thin films is closely related to oxygen voltammetry, as reversible oxygen vacancy migration is observed when the top electrode is oxygen reactive, with electrodes serving as sources and sinks of oxygen, and the dielectric layer acting as a fast conduit at millisecond time scales.

Critical effect of the bottom electrode on the ferroelectricity of epitaxial Hf0.5Zr0.5O2 thin films

Summary: Epitaxial orthorhombic Hf0.5Zr0.5O2 (HZO) films on La0.67Sr0.33MnO3 (LSMO) electrodes exhibit robust ferroelectricity with high polarization, endurance, and retention. However, similar results have not been achieved on other perovskite electrodes. The critical effect of the electrode on the stabilized phases is important, and engineering the HZO bottom interface on just a few monolayers of LSMO allows for the stabilization of the orthorhombic phase. Additionally, reducing the La content in the manganite leads to a severe reduction in the amount of orthorhombic phase and ferroelectric polarization in the HZO film.
