In this work, we present a silicon IQ modulator that is integrated with a III-V/Si semiconductor optical amplifier (SOA) at the output. We demonstrate the successful operation of 40GBaud PAM4 using one of the Mach Zehnder modulators with an SOA gain of 10dB.
