Ambipolar Photoresponsivity in an Ultrasensitive Photodetector Based on a WSe2/InSe Heterostructure by a Photogating Effect

Ting Lei et al.

Summary: This study demonstrates a tunable ambipolar photoresponsivity in a photodetector with photogating effect, built from vertical heterogeneous structures. The photodetector exhibited ultrahigh photoresponsivity and fast response time, with broadband photodetection and a high specific detectivity. The WSe2/InSe vertical architecture shows promising potential in developing high-performance nano-optoelectronics.

Gate-tunable photodetector and ambipolar transistor implemented using a graphene/MoSe2 barristor

Gwangtaek Oh et al.

Summary: The study introduces a graphene/MoSe2 barristor with a high on/off ratio and external quantum efficiency. By applying an electric field to the gate electrode, the photocurrent of the barristor can be modulated, resulting in a high gate tuning ratio.
