Optimal asymmetry of transistor-based terahertz detectors

Aleksandr Shabanov et al.

Summary: This study investigates the optimization of asymmetric structures for terahertz radiation detectors based on FETs, revealing that maximizing sensitivity can be achieved by shifting the input gate electrode towards the source contact. Theoretical simulations show that this maximization method is universal for large channel resistance, aiding in distinguishing the origin of nonlinearities in novel materials.

Coherent terahertz radiation from a nonlinear oscillator of viscous electrons

Christian B. Mendl et al.

Summary: This study numerically demonstrates that the compressible electron flow through a narrow cavity is theoretically unstable, resulting in a nonlinear hydrodynamic oscillator. This phenomenon is robust to changes in cavity structure and fluid equation of state. The emitted radiation frequency and amplitude depend on physical parameters beyond linear response theory, providing clear predictions for future experiments.

Plasmonic Field-Effect Transistors (TeraFETs) for 6G Communications

Michael Shur et al.

Summary: Short-channel field-effect transistors (FETs) show potential for supporting the transition to 6G communications in the sub-THz and THz frequencies. Plasmonic crystals formed by TeraFET arrays can detect radiation intensity and phase, enabling line-of-sight terahertz (THz) detection, spectrometry, amplification, and generation for 6G communication. The ballistic and quasi-ballistic electron transport in TeraFET channels determine their response at sub-THz and THz frequencies.

Terahertz Emitter Using Resonant-Tunneling Diode and Applications

Masahiro Asada et al.

Summary: This paper reviews recent progress in resonant-tunneling diode (RTD) terahertz (THz) oscillators, which are compact semiconductor THz sources, including principles and characteristics of oscillation, studies addressing high-frequency and high output power, a structure which can easily be fabricated, frequency tuning, spectral narrowing, different polarizations, and select applications. Fundamental oscillation up to 1.98 THz and output power of 0.7 mW at 1 THz by a large-scale array have been reported, with structures integrated with cylindrical and rectangular cavities proposed for high-frequency and high output power. Wide electrical tuning of 400-900 GHz has been demonstrated using oscillators integrated with varactor diodes and their arrays. A line width as narrow as 1 Hz has been obtained for spectral narrowing through use of a phase-locked loop system with a frequency-tunable oscillator. Basic research for various applications of RTD oscillators has been carried out, with discussion of recent results related to imaging, spectroscopy, high-capacity wireless communication, and radar systems.

Hydrodynamic theory of the Dyakonov-Shur instability in graphene transistors

Justin Crabb et al.

Summary: In this study, a comprehensive theory of the Dyakonov-Shur plasma instability in current-biased graphene transistors is presented. Nonlinear equations and Maxwell's equations are derived and used for numerical analysis to study the spatial and temporal evolution of the electron system in graphene after the instability is triggered. The study reveals that the instability results in coherent anharmonic oscillations of the electron fluid.
