Spatially Controlled Generation and Probing of Random Telegraph Noise in Metal Nanocrystal Embedded HfO2 Using Defect Nanospectroscopy

Laser annealing of Au/HfO2 bi-layers to fabricate Au nanoparticles without altering the phase of HfO2 for applications in SERS and memory devices

Summary: We report an athermal laser annealing technique to fabricate a high-density array of gold nanoparticles on the surface of hafnium oxide thin films without altering the phase of HfO2. By increasing the number of laser pulses, the size of the Au nanoparticles decreases and their surface density increases. The addition of the Au nanoparticles significantly enhances the Raman signature of the standard R6G dye and improves the storage capacity of the Metal-Oxide-Semiconductor capacitors.

The Relevance of Trapped Charge for Leakage and Random Telegraph Noise Phenomena

Summary: The current understanding of key reliability phenomena such as leakage and Random Telegraph Noise (RTN) is incomplete. This paper focuses on the role of trapped charge in the electrostatic coupling among defects and its effects on leakage and RTN. The study shows that trapped charge dominates the electric field in the dielectric, rather than the applied voltage, and can modulate the capture and emission time constants. It also highlights how the defects' capture and emission characteristics change with the local field and applied voltage, leading to non-monotonic trends in the plot of tau(c)/tau(e) vs. applied voltage.

A Complex Model via Phase-Type Distributions to Study Random Telegraph Noise in Resistive Memories

Summary: A new stochastic process was developed by considering the internal performance of macro-states with phase-type distributed sojourn time, leading to interesting measures and stationary distribution calculation through matrix-algorithmic methods. The analysis of the number of visits distribution to a determine macro-state was done through differential equations and Laplace transform. The results were successfully applied to study random telegraph noise in resistive memories, which is important for both technological applications and physical characterization.
