Self-Aligned E-Mode GaN p-Channel FinFET With ION > 100 mA/mm and ION/IOFF > 107

Nadim Chowdhury et al.

Summary: This study demonstrates self-aligned p-channel FinFETs based on a GaN-on-Si wafer, achieving strong electrostatic control over the channel through the self-aligned gate process and FinFET architecture. The fabricated transistors exhibit high I-ON, I-ON/I-OFF, and low SS values in small dimensions, indicating the strong gate control over the p-channel achieved by the FinFET architecture.

Analytical Model on the Threshold Voltage of p-Channel Heterostructure Field-Effect Transistors on a GaN-Based Complementary Circuit Platform

Xuerui Niu et al.

Summary: An analytical model was developed to estimate the threshold voltage of GaN-based p-HFETs, considering the impact of polarization charges at different interfaces, interface charges at oxide/GaN interface, and out-diffusion effect of Mg dopant in the p-GaN layer. The model was used to fabricate GaN-based p-HFETs and verify the relationship between the threshold voltage and GaN channel layer thickness, providing more accurate guidance for optimization of p-HFETs design.

Hanghai Du et al.

Summary: This study reports on high-performance enhancement-mode p-channel GaN Fin Field-Effect Transistors (FinFETs) fabricated on a proposed p-GaN/AIN/AlGaN epitaxial structure with low sheet resistance. The devices exhibit high threshold voltage and low subthreshold swing, as well as high drain current density and I-ON/I-OFF ratio. The use of this reformative epitaxial structure brings GaN CMOS technology one step closer to realization.

Summary: The study presents enhancement-mode p-channel HFETs on a standard p-GaN/AlGaN/GaN HEMT platform with low off-state leakage and high-temperature stability. The hydrogen plasma treatment process was found beneficial for suppressing leakages and preserving material quality in the p-channel, enabling the monolithic integration of GaN n- and p-channel transistors without the need for regrowth. This work represents a significant step towards the implementation of GaN CMOS technology.

Investigating the growth of AlGaN/AlN heterostructure by modulating the substrate temperature of AlN buffer layer

Neha Aggarwal et al.

Summary: The study investigates the impact of AlN buffer layer growth temperature on the quality of AlGaN films. By optimizing the growth of the AlN buffer layer at 780 degrees Celsius, highly single crystalline AlGaN films with smooth surface morphology and reduced defect density were achieved. The photoluminescence analysis revealed an Aluminum composition of 31.5% and a reduced defect band/NBE band ratio of 0.3, making the AlGaN films suitable for next-generation solar-blind photodetection applications.
