Polarization-tunable interfacial properties in monolayer-MoS2 transistors integrated with ferroelectric BiAlO3(0001) polar surfaces

Electronic Properties of Vertically Stacked h-BN/B1-XAlXN Heterojunction on Si(100)

Summary: In this study, a series of h-BN/B1-xAlxN heterojunctions with different Al components were fabricated by RF magnetron sputtering, and the performance of the heterojunctions was measured via I-V characteristic representation. The h-BN/B0.89Al0.11N heterojunction exhibited the best performance due to high lattice matching. XPS analysis revealed a type-II (staggered) band alignment in this heterojunction, and DFT calculation further confirmed the existence of a built-in field and an Al-N covalent bond at the interface. This work provides a pathway for the construction of ultrawide band gap heterojunctions for next-generation photovoltaic applications.

High-Performance C60 Coupled Ferroelectric Enhanced MoS2 Nonvolatile Memory

Summary: In this paper, a high-performance FeFET based on monolayer MoS2 coupled with C60 doped ferroelectric copolymer P(VDF-TrFE) is proposed. The inserted C60 molecules enhance the alignment of dipoles effectively at low voltage, allowing the modified device to demonstrate large memory window, high current on/off ratio, long retention time, and remarkable endurance. In addition, in situ logic application can be realized by constructing facile device interconnection without building complex complementary semiconductor circuits. The results of this study are expected to pave the way for future low consumption computing-in-memory applications based on high-quality 2D FeFETs.

Wurtzite and fluorite ferroelectric materials for electronic memory

While magnets have been widely used in modern information technology, applications of ferroelectric materials are still limited. Recent advancements in wurtzite-structured ferroelectric materials have provided new opportunities for their deployment in microelectronics hardware, particularly in memory and storage-based devices. This Review focuses on the recent progress and applications of wurtzite-structured ferroelectric materials in microelectronic hardware, comparing them with existing fluorite-structured ferroelectric materials.

Molten salt-induction of geometrically deformed ruthenium single atom catalysts with high performance for aerobic oxidation of alcohols

Summary: This study reports a facile molten salt-induced strategy for anchoring Ru single atoms onto a geometrically deformed nitrogen-doped carbon support. The Ru single atom catalyst shows high efficiency for benzyl alcohol oxidation reaction with exceptional selectivity and catalytic efficiency. It also exhibits excellent recyclability and substrate tolerance ability.

Capture-Backdonation-Recapture Mechanism for Promoting N2 Reduction by Heteronuclear Metal-Free Double-Atom Catalysts

Summary: In this study, a new capture-backdonation-recapture mechanism is proposed to solve the issues in the development of heteronuclear metal-free double-atom catalysts. Based on this mechanism, the material structure, adsorption energy, catalytic activity, and selectivity are systematically investigated to evaluate the performance of 36 catalysts. B-Si@BP1 and B-Si@BP3 are selected as promising catalysts with good catalytic performance and low limiting potentials. The results also verify the validity of the capture-backdonation-recapture mechanism. This work expands the ideas and lays the theoretical foundation for future development of heteronuclear metal-free double-atom catalysts.

Ferroelectric Field-Effect-Transistor Integrated with Ferroelectrics Heterostructure

Robust ferroelectric-gating-dependent electronic and magnetic properties in a 1T-VSe2/BiAlO3(0001) multiferroic heterostructure

Summary: This study demonstrates that the electronic and magnetic properties of a ferromagnetic [half-]metallic 1T-VSe2 monolayer can be effectively modulated via ferroelectric gating, as shown by density functional theory calculations. The type of carrier in the 1T-VSe2 overlayer can be switched through the reversal of the ferroelectric polarization, and the magnetocrystalline anisotropy can also be changed. Various properties, such as band offset, magnetic moments, exchange interaction, and Curie temperature, show significant dependence on the electric polarization direction. This work holds great promise for the design and implementation of next-generation nanoscale non-volatile ultra-low power devices.
